Summary

We developed novel Indium Phosphide/Gallium Indium Arsenide Phosphide (InP/GaInAsP) square-resonator microlasers. These devices demonstrate low threshold current and high quality factor, enabling efficient light emission for photonic applications.

  • Continuous-wave (cw) operation was achieved at room temperature.
  • Mode linewidth measurements were used to determine the quality (Q) factor.
  • Lasing mode wavelength and side-mode suppression ratio (SMSR) were analyzed.
  • Main Results:

    • A 20-micrometer-side square microlaser with a 2-micrometer-wide output waveguide exhibited a cw threshold current of 11 mA at room temperature.
    • The highest mode Q factor measured was 1.0x10^4 at an injection current of 10 mA.
    • Multimode oscillation was observed at 1546 nm with an SMSR of 20 dB at 15 mA injection current.

    Conclusions:

    • The fabricated InP/GaInAsP square-resonator microlasers demonstrate promising performance for integrated photonic applications.
    • The achieved low threshold current and high Q factor indicate efficient light generation.
    • Further optimization could lead to advanced laser sources for optical communication and sensing.
