    Area of Science:

    • Optoelectronics
    • Terahertz Technology
    • Materials Science

    Background:

    • Terahertz (THz) technology offers unique capabilities but requires efficient modulators.
    • Existing silicon-based spatial terahertz modulators (STMs) face limitations in modulation efficiency, especially at low illumination densities.
    • Improving STM performance is crucial for practical THz applications.

    Purpose of the Study:

    • To enhance the modulation efficiency of silicon-based STMs at low illumination densities.
    • To develop a novel Si-TPA (truncated pyramidal array) structure for improved THz modulation.
    • To overcome the trade-off between resolution and modulation efficiency in STMs.

    Main Methods:

    • Microtexturing of silicon surfaces to create a truncated pyramidal array (TPA).

  • Passivation of the Si-TPA structure using SiO2 coatings.
  • Characterization of the device's optical and THz modulation properties.
  • Main Results:

    • The Si-TPA structure with SiO2 coatings significantly reduced light reflectance and expanded the active modulation area.
    • Photogenerated carrier lifetime was remarkably increased, leading to superior modulation efficiency compared to bare silicon, particularly at low irradiation power.
    • The mesa-like TPA structure suppressed lateral carrier diffusion, maintaining a resolution equivalent to bare silicon.

    Conclusions:

    • The novel Si-TPA based STM offers a significant improvement in modulation efficiency at low illumination densities.
    • This device provides a feasible approach to break the resolution-modulation efficiency trade-off in STMs.
    • The developed Si-TPA STM is highly desirable for realizing high-performance THz imagers.
