We present continuous wave (CW) operation of narrow ridge waveguide (RWG) Fabry-Pérot (FP) and 3rd-order laterally coupled distributed feedback (LC-DFB) lasers on metal-organic chemical vapor deposition (MOCVD) grown InAs/InP quantum dot (QD) material targeting the C and L-band. The devices, which had a ridge width of 1.5 µm and a cavity length of 500 µm, exhibited threshold currents of 39 mA and 44 mA at 20 °C, respectively, and CW lasing was achieved up to 50 °C. The LC-DFB laser demonstrated single mode lasing across the entire measured current and temperature ranges with side-mode suppression ratios reaching 46 dB.
