Sus antecedentes:

  • El óxido de indio (In2O3) es un semiconductor de tipo n prometedor para los transistores de película delgada (TFT).
  • Los métodos de fabricación procesados por solución ofrecen alternativas rentables y escalables a las técnicas tradicionales basadas en el vacío.

Objetivo del estudio:

  • Desarrollar transistores de película delgada (TFT) In2O3 de alto rendimiento utilizando un método de recubrimiento de espín basado en soluciones.
  • Para investigar el efecto de la atmósfera de recocido y la temperatura en las propiedades eléctricas de In2O3 TFTs.

Principales métodos:

  • Fabricación de películas delgadas In2O3 a través de un recubrimiento de espín utilizando el precursor de cloruro de indio (InCl3) en acetonitrilo, con adición de etilenoglicol para la uniformidad de la película.
  • El recocido de películas delgadas In2O3 a temperaturas de 200 a 600 °C en el aire o en una atmósfera de O2/O3.
  • Caracterización del rendimiento de TFT, incluida la movilidad del efecto de campo y la relación de corriente encendida/apagada.

Principales resultados:

  • Los TFT recocidos a 500 °C en el aire mostraron una alta movilidad de efecto de campo de 55.26 cm2 V{-1}s{-1} y una relación I{on}/I{off} de 10{7).
  • In2O3 TFTs recocido en O2 / O3 a 200-300 ° C exhibió un excelente comportamiento de tipo n con movilidades de 0,85-22,14 cm2 V (-1) s (-1) y I (encendido) / I (apagado) relaciones de 10 (5) 10 (6).
  • La atmósfera de recocido de O2/O3 mejoró significativamente el rendimiento de TFT a temperaturas de procesamiento más bajas.

Conclusiones:

  • Los TFT In2O3 procesados con solución pueden lograr un alto rendimiento comparable al de los dispositivos procesados al vacío.
  • El recocido en una atmósfera de O2/O3 es una estrategia efectiva para mejorar las propiedades eléctricas de los TFT In2O3 a temperaturas reducidas.
  • Este trabajo demuestra una ruta de fabricación viable a baja temperatura para la electrónica de alto rendimiento basada en In2O3.
