Resumen

Desarrollamos un nuevo método para sintetizar nanocristales de calogenuro de mercurio (HgTe, HgSe, HgS) con propiedades ópticas sintonizables de infrarrojo a terahercios (THz). Estos nanocristales muestran tamaño y forma controlados, lo que permite nuevas aplicaciones electrónicas.

Sus antecedentes:

  • La espectroscopia de terahercios (THz) e infrarrojos (IR) es crucial para varias aplicaciones.
  • El desarrollo de nanomateriales sintonizables para aplicaciones THz/IR sigue siendo un desafío.
  • Los nanocristales de calogenuro de mercurio (HgTe, HgSe, HgS) ofrecen un potencial para la optoelectrónica IR/THz.

Objetivo del estudio:

  • Desarrollar un nuevo procedimiento sintético para los nanocristales de calogenuro de mercurio.
  • Para lograr una gran capacidad de ajuste de tamaño (5-200 nm) para el control de propiedades ópticas.
  • Para explorar las propiedades electrónicas de estos nanocristales en los dispositivos.

Principales métodos:

  • Desarrolló una nueva ruta sintética para los nanocristales HgTe, HgSe y HgS.
  • Se utilizan precursores de haluros de mercurio para un crecimiento controlado.
  • Transistores fabricados con puertas de electrolitos que incorporan los nanocristales sintetizados.

Principales resultados:

  • Se consigue una afinabilidad de tamaño de 5 a 200 nm, controlando la absorción de IR a THz (pico de 2 a 65 μm, límite de 200 μm).
  • Se ha demostrado una baja agregación y un buen control de la forma esférica para nanocristales más pequeños.
  • Se observó una transición de la densidad del portador p-dopado a n-dopado en los transistores a medida que disminuía el confinamiento del nanocristal.

Conclusiones:

  • La nueva síntesis ofrece un control versátil sobre el tamaño y las propiedades ópticas de los nanocristales HgTe, HgSe y HgS.
  • Estos nanocristales son adecuados para aplicaciones en todo el espectro IR y THz.
  • Las propiedades electrónicas sintonizables abren caminos para el desarrollo de nuevos dispositivos semiconductores.
