Sus antecedentes:

  • El rendimiento del dispositivo semiconductor depende de los parámetros fundamentales del portador de carga (tipo, densidad, movilidad).
  • Las mediciones tradicionales de Hall extraen principalmente las propiedades de la mayoría de los portadores.
  • La caracterización de portadores minoritarios generalmente requiere técnicas separadas y complejas.

Objetivo del estudio:

  • Desarrollar una técnica unificada para medir simultáneamente las propiedades de los portadores de carga mayoritarios y minoritarios.
  • Ampliar las capacidades de la medición Hall clásica para el análisis integral de semiconductores.
  • Permitir el acceso simultáneo al tipo de portador, la densidad, la movilidad, la vida útil de la recombinación, la duración de la difusión y el coeficiente de recombinación.

Principales métodos:

  • Implementación de una técnica de foto-hall con resolución en el portador.
  • Utilizando los avances en las mediciones de campo Hall de corriente alterna con un sistema de líneas dipolares paralelas rotativas.
  • Aplicación de la ecuación ΔμH = d(σ2H) /dσ relacionada con la diferencia de movilidad de Hall, la conductividad y el coeficiente de Hall.

Principales resultados:

  • Se ha demostrado la extracción simultánea de los parámetros de la mayoría y de la minoría de portadores.
  • Aplicó con éxito la técnica a varios absorbentes solares, incluidas las perovskitas a base de yoduro de plomo.
  • Parámetros del portador mapeados contra intensidades de luz variables, revelando información previamente inaccesible.

Conclusiones:

  • La técnica de foto-Hall con resolución del transportista proporciona acceso simultáneo a la información crucial de la mayoría y la minoría de los transportistas.
  • Este método supera las limitaciones de las mediciones tradicionales de Hall para los transportistas minoritarios.
  • La técnica tiene amplias aplicaciones potenciales en fotovoltaica y otros dispositivos optoelectrónicos.
