Resumen

Los investigadores exploraron novedosos meta-sustratos de carburo de silicio (SiC) 4H para reducir los defectos en las capas de nitruro de galio (GaN). La optimización de la geometría de la metaestructura disminuyó significativamente las dislocaciones de avance, allanando el camino para mejores dispositivos electrónicos de GaN.

Conclusiones:

  • Los meta-sustratos de SiC 4H diseñados geométricamente ofrecen una estrategia eficaz para la modulación de dislocaciones en la epitaxia de GaN.
  • Los meta-sustratos desarrollados son escalables para aplicaciones industriales.
  • Este enfoque presenta un camino prometedor para avanzar en los dispositivos de potencia y RF basados en GaN.
